Abstract: A resistive switching device and methods for making the same are disclosed. In the above said device, a resistive switching layer is interposed between opposing electrodes. The resistive switching layer comprises at least two sub-layers of switchable insulative material characterized by different ionic mobilities.
Use: Resistive switching device for providing switchable resistance in electronic circuit.
Advantage: Layers of contrasting ionic mobility are incorporated within the structure of the insulating layer to suppress the field amplification and enhance the uniformity of filamentary growth.
Novelty: The resistive switching device has a resistive switching layer interposed between opposing electrodes (10,20). The resistive switching layer comprises alternating sub-layers of switchable insulative material (51,52), at least two of the sub-layers of switchable insulative material characterized by different ionic mobilities (u1,u2). At least one conductive filament is formed when voltage is applied between the opposing electrodes.
